摘要: 焦平面阵列(FPA)是一种具有二维探测器像素阵列(如红外线或X射线)的传感器,位于光学系统的焦平面上。

大多数情况下,焦平面阵列(FPA)设计的传感器都较大。与其它类型的传感器恰巧相反,具有许多小型、独立的探测区域。为了正常工作,必须与读出单元(单个或多个读出芯片(ROCs)或ASICs)建立完美像素的互联。高像素/凸点数量和密度、微小的凸点尺寸和极其小的间距,使这种封装成为真正的挑战,必须考虑最合适的键合设备和技术。
